Projective Geometric Synthesis of 3D Integrated Circuits: Resolving the Dielectric Thermal Choke and TSV Congestion Wall via Galois Field Lifts PG(3, q)
## Abstract Three-dimensional integrated circuits (3D-ICs) face a severe physical scaling barrier known as the *thermal stacking penalty*: while bulk silicon exhibits high thermal conductivity ($k_{\mathrm{Si}} = 130\,\mathrm{W/(m\cdot K)}$), inter-die bonding oxides and dielectric layers act as thermal insulators ($k_{\mathrm{ox}} = 1.4\,\mathrm{W/(m\cdot K)}$), trapping heat in upper active dies and inducing thermomechanical package warpage. Conventional Electronic Design Automation (EDA) floorplanners—relying on simulated annealing, force-directed relaxation, or reinforcement learning—attempt to resolve this conflict through local coordinate perturbations. Because wirelength minimization pulls communicating blocks together while thermal dissipation demands spatial separation, in-system optimizers stall in high-residual stationary traps where the **Cognitive Frustration Index** diverges ($\Phi(t^*) = E(t^*)/(\|\nabla E(t^*)\| + \epsilon) = 1.617 \times 10^9 \gg \tau = 100$). We resolve this impasse using the **Epistemic Life Engine**, which strips Euclidean floorplan coordinates to extract the netlist's relational skeleton $\mathcal{S}(\mathcal{C})$ and executes an algebraic dimensional lift into finite three-dimensional projective space $PG(3, q)$ over Galois fields $\mathrm{GF}(q)$. By mapping functional macro-blocks and vertical Through-Silicon Via (TSV) copper conduits ($k_{\mathrm{Cu}} = 385\,\mathrm{W/(m\cdot K)}$) to the symmetric $2\text{-}(v, k, \lambda)$ point-hyperplane incidence design of $PG(3, q)$ where $v = q^3+q^2+q+1$, $k = q^2+q+1$, and $\lambda = q+1$, we establish four machine-verified results: 1. **Degenerate Spectral Isotropy (Theorem 2.1):** Exact construction over prime and extension Galois fields $\mathrm{GF}(q)$ ($q \in \{2, 3, 4, 5, 8\}$) proves $M M^T = q^2 I_v + (q+1) J_v$, collapsing all $v - 1$ non-trivial eigenvalues of the conduit-overlap Laplacian to a single degenerate constant $\mu_{\mathrm{nz}} = (q+1)v$ ($45, 160, 425, 936, 5265$) and eliminating topological heat-pooling bottlenecks.2. **Baseline 3-Die Stack Closure ($PG(3, 2)$ Singer Design):** Validated on a $24{,}000$-cell 3D Finite-Volume steady-state heat conduction solver ($-\nabla \cdot (k\nabla T) = Q$, global flux conservation error $5.03 \times 10^{-14}$) at $225\,\mathrm{W/cm}^2$, lifting a clustered 3-die macro floorplan into the $(15, 7, 3)$ Singer difference set reduces peak die temperature by **$22.23^\circ\mathrm{C}$** ($104.43^\circ\mathrm{C} \to 82.20^\circ\mathrm{C}$), cuts thermal gradient spread by **$42.9\%$** ($59.72^\circ\mathrm{C} \to 34.08^\circ\mathrm{C}$), reduces effective package thermal resistance by **$28.0\%$** ($35.30 \to 25.42\,\mathrm{K/W}$), and maintains a $200.0\,\mu\mathrm{m}$ minimum TSV pitch ($40\times$ above the $5.0\,\mu\mathrm{m}$ Keep-Out Zone strain limit).3. **Asymptotic Via Sparsity & Super-Linear Thermal Stabilization (Theorem 3.1):** Lifting the underlying field $\mathrm{GF}(2) \to \mathrm{GF}(q)$ reduces per-node TSV channel touch density asymptotically as $\rho_{\mathrm{TSV}}(q) = k/v = \Theta(1/q)$ ($46.67\% \to 32.50\% \to 24.71\% \to 12.48\%$ at $q=8$), overcoming the per-macro via congestion barrier while total incidence capacity $vk$ scales algebraically. Across $300\,\mathrm{W/cm}^2$ multi-physics sweeps, lifting to $PG(3, 4)$ ($v = 85$ macros) drops peak temperature by **$49.58^\circ\mathrm{C}$** ($122.48^\circ\mathrm{C} \to 72.90^\circ\mathrm{C}$) and cuts first-order biaxial thermomechanical stress indicators by **$71.5\%$** ($42.93 \to 12.23\,\mathrm{MPa}$, nearly $10\times$ below the $120\,\mathrm{MPa}$ silicon fracture threshold).4. **Adversarial Heterogeneity Repair at Zero Extra Copper Cost (Proposition 4.1):** Under an extreme $16:1$ power skew between dense AI Tensor Cores ($0.60\,\mathrm{W}$) and SRAM banks ($0.0375\,\mathrm{W}$), our Adversarial Inconsistency Auditor catches that unstratified $PG(3, 2)$ overheats ($133.49^\circ\mathrm{C}$) when high-power blocks land on upper dies. Coupling $z$-axis impedance stratification with incidence-projected conduit sizing ($\mathbf{w} = v M^T \mathbf{p} / (\mathbf{1}^T M^T \mathbf{p})$) achieves a **$39.76^\circ\mathrm{C}$ fixed-budget repair reduction** ($133.49^\circ\mathrm{C} \to 93.73^\circ\mathrm{C}$) and drops **$15.85^\circ\mathrm{C}$** below an equal-copper clustered baseline ($109.58^\circ\mathrm{C}$) while strictly conserving total copper TSV volume ($1.000000$).5. **Equal-Copper Budget Multi-Layout Pareto Closure (Benchmark D):** When evaluated under an identical $15.0$-cell copper budget across five distinct layout topologies, $PG(3, 2)$ ($93.73^\circ\mathrm{C}$) matches the cooling of an ad-hoc uniform grid ($90.31^\circ\mathrm{C}$) and comes within $6.99^\circ\mathrm{C}$ of an extreme local thermal-greedy heuristic ($86.74^\circ\mathrm{C}$). Crucially, while the greedy heuristic clusters all copper around the three Tensor Cores—completely isolating the remaining 80% of macros from vertical TSVs—$PG(3, 2)$ uniquely guarantees that *every* macro accesses $k=7$ conduits and *every pair* shares $\lambda=3$ conduits ($A_{\mathrm{ov}} = (q+1)(J - I)$), establishing simultaneous all-to-all topological routability and thermal closure.
