Surface Preparation Challenges for Direct Bonding in 3D Integration

The relentless advancement of microelectronics, historically driven by Moore’s Law, faces increasing challenges as device scaling approaches fundamental physical and economic limits. To overcome these constraints, the semiconductor industry has adopted the "More than Moore" approach, emphasizing heterogeneous integration of diverse functionalities within compact 3D architectures. Central to this evolution, bonding techniques, particularly direct and hybrid bonding, enable the assembly of high-density, high-performance multilayer systems. This article reviews the critical role of surface preparation in direct bonding processes, highlighting its influence on bond strength, defectivity, and reliability. Key factors such as surface roughness, contamination, and chemical activation are examined, alongside the impact of particle-induced voids and their correlation with bonding void size and adhesion energy. Advances in low-temperature bonding enabled by plasma and chemical treatments are also discussed. Furthermore, challenges specific to die-to-wafer bonding, including dicing-induced damage and volatile organic compound contamination, are addressed. This comprehensive overview underscores the necessity of meticulous surface engineering to unlock the full potential of direct bonding for next-generation 3D integration, facilitating the development of reliable, multifunctional semiconductor systems.
