Sub-Nanometer Patterning and Defect Healing of Post-Silicon Tensor Architectures via Phase-Squeezed Dynamical Casimir EUV and Phononic Annealing

Conventional Extreme Ultraviolet (EUV) photolithography at 13.5 nm relies on laser-produced tin (Sn) droplet plasmas that suffer from severe debris generation, low wall-plug conversion efficiency (~0.05%), and fundamental Poissonian photon shot noise. As feature sizes scale below 1 nm for post-silicon computational substrates, quantum shot noise induces unacceptable stochastic Line Edge Roughness (LER) and Line Width Roughness (LWR). This Executive Technical Brief presents a solid-state, debris-free EUV lithography source based on the Casimir-amplified Autogenous Fluidic-Plasma Transmutation Module (A-FPTM). By upconverting a mirrorless 337.1 nm N2 seed through a relativistically phased, THz-modulated Universal Dielectric Barrier Discharge (U-DBD) waveguide, the system generates phase-squeezed EUV pulses that bypass the classical Rayleigh diffraction limit and suppress stochastic shot noise below the Standard Quantum Limit (SQL). By rotating the squeezing angle via the U-DBD magnetic bias to achieve amplitude-quadrature squeezing, stochastic LER is exponentially suppressed. At a squeezing level of 12 dB, stochastic shot noise is mathematically reduced by a factor of 4, enabling deterministic sub-0.5 nm patterning. Furthermore, the architecture eliminates collector mirror degradation by replacing chaotic tin plasmas with a coaxial N2 fluidic core enveloped by a differential Argon aerodynamic shear buffer, transitioning directly from 100 Torr to a 10^-6 Torr EUV scanner vacuum without absorptive transmissive windows. As a companion addendum for post-patterning yield recovery, this brief outlines the Harmonic Juncture (Priority 1) architecture for sub-surface non-destructive phononic annealing. Deploying a 12-vertex icosahedral U-DBD array, the system generates localized Bogoliubov phonon pressure spikes. This mechanism achieves superfluid plastic defect healing within multi-layer Mo/Si reticles and 3D GAA wafers without inducing the bulk thermal warpage characteristic of traditional thermal annealing cycles. Contactless CCA-Feed prevents metallic sputtering during the healing phase. (Note: Proprietary Ruthenium (Ru) relay optics specifications required for sub-Poissonian squeezed-state preservation and core stoichiometric data remain available strictly under Tier-1 MNDA.)

Abstract

Conventional Extreme Ultraviolet (EUV) photolithography at 13.5 nm relies on laser-produced tin (Sn) droplet plasmas that suffer from severe debris generation, low wall-plug conversion efficiency (~0.05%), and fundamental Poissonian photon shot noise. As feature sizes scale below 1 nm for post-silicon computational substrates, quantum shot noise induces unacceptable stochastic Line Edge Roughness (LER) and Line Width Roughness (LWR). This Executive Technical Brief presents a solid-state, debris-free EUV lithography source based on the Casimir-amplified Autogenous Fluidic-Plasma Transmutation Module (A-FPTM). By upconverting a mirrorless 337.1 nm N2 seed through a relativistically phased, THz-modulated Universal Dielectric Barrier Discharge (U-DBD) waveguide, the system generates phase-squeezed EUV pulses that bypass the classical Rayleigh diffraction limit and suppress stochastic shot noise below the Standard Quantum Limit (SQL). By rotating the squeezing angle via the U-DBD magnetic bias to achieve amplitude-quadrature squeezing, stochastic LER is exponentially suppressed. At a squeezing level of 12 dB, stochastic shot noise is mathematically reduced by a factor of 4, enabling deterministic sub-0.5 nm patterning. Furthermore, the architecture eliminates collector mirror degradation by replacing chaotic tin plasmas with a coaxial N2 fluidic core enveloped by a differential Argon aerodynamic shear buffer, transitioning directly from 100 Torr to a 10^-6 Torr EUV scanner vacuum without absorptive transmissive windows. As a companion addendum for post-patterning yield recovery, this brief outlines the Harmonic Juncture (Priority 1) architecture for sub-surface non-destructive phononic annealing. Deploying a 12-vertex icosahedral U-DBD array, the system generates localized Bogoliubov phonon pressure spikes. This mechanism achieves superfluid plastic defect healing within multi-layer Mo/Si reticles and 3D GAA wafers without inducing the bulk thermal warpage characteristic of traditional thermal annealing cycles. Contactless CCA-Feed prevents metallic sputtering during the healing phase.
