Internal Turn-Off Temperature of Oxide-Confined VCSELs

The internal turn-off temperature of oxide-confined vertical-cavity surface-emitting lasers is determined from temperature-dependent power-current measurements. The turnoff temperature and maximum continuous-wave operating temperature are shown to be higher for smaller aperture devices.
