An Adaptive Hybrid-Mode GaN MMIC Power Amplifier for 5G Communication Network
This paper presents a dual-frequency power amplifier (PA) operating at 4.2 GHz and 7.2 GHz, designed with adaptive operating modes for 5G wireless and vehicular communication system by employing a Win GaN-HEMT process. The PA incorporates the Doherty configuration at 4.2 GHz to enhance back-off efficiency and bandwidth, while at 7.2 GHz, the PA operates under class-AB mode with a focus on maximizing saturation efficiency. The simulation results show a saturated output power ranging from 44-44.2 dBm, a saturated DE reaching 64.4%-67%, and a 6-dB output power back-off performance of 42%-51% across the 4.2-5 GHz frequency range. At 7.2 GHz, the PA offers a saturated power of 44 dBm with a DE of 6 3%.
