Solid-State Enhanced CPU Lid Design: A Practical Alternative to Inert-Gas Cavity Sealing
Conventional CPU integrated heat spreader (IHS) designs sometimes incorporate inert gas cavities to minimize oxidation and aging of sensitive die surfaces. However, such cavities pose thermal and reliability trade-offs due to gas leakage and poor thermal conductivity. This proposal suggests replacing inert gas cavities with engineered solid-state thermal interface materials (TIMs), such as graphite films, thermal pads, or phase change materials, to enhance structural integrity, simplify manufacturing, and significantly improve thermal performance.
