Abstract

The emergence of reconfigurable field effect transistors\nhas introduced\na more efficient method for realizing reconfigurable circuits, significantly\nlowering hardware overhead and enhancing versatility. However, these\ndevices often suffer from asymmetric transfer curves, impacting logic\ngate performance and reliability. This work investigates the use of\nthe van der Waals junction field effect transistor (JFET) for reconfigurable\ncircuit applications. We present a reconfigurable JFET realized through\nWSe2/MoS2 van der Waals integrated heterojunctions\nwith an optimized polarity gate design that effectively addresses\nthe issues of unmatched threshold voltages between n- and p- FETs\nwhile also anchoring threshold voltages and reducing subthreshold\nswing. A complementary reconfigurable JFET inverter with the proposed\ngate design was demonstrated, showcasing excellent switching characteristics,\nsymmetric transfer characteristics, and reduced power consumption,\nachieving a noise margin of 96.3% and a high gain of 153.82. The study\nfurther demonstrates the construction of reconfigurable NOR/NAND and\nXOR/XNOR logic gates with symmetric profiles and sharp switching,\nunderscoring the versatility and effectiveness of the proposed approach.\nThese findings highlight the potential of WSe2/MoS2 JFETs in advancing low-power, high-performance, reconfigurable\nelectronic circuits within the CMOS framework.
