Single-Photon Avalanche Diode with kHz Dark Count Rates at Room Temperature for O-Band QKD

By switching from InGaAs to InGaAsP we improve the SPAD dark count rate from 18 kHz to 4.9 kHz for a photon detection efficiency of 20% at 293 K in the O-band. Intrinsic C-band suppression is 18.5 dB.

Abstract

By switching from InGaAs to InGaAsP we improve the SPAD dark count rate from 18 kHz to 4.9 kHz for a photon detection efficiency of 20% at 293 K in the O-band. Intrinsic C-band suppression is 18.5 dB.
