Broadband Waveguide-Coupled Photodetectors in a SiN-on-SOI Photonics Platform for Visible and Near-Infrared Light

We report waveguide-coupled photodetectors in a submicrometer-wavelength silicon photonics platform. Two detector variants spanned a 400-748nm wavelength range with external quantum efficiencies >60%, <2pA dark currents, and avalanche operation. 16-18GHz optoelectronic bandwidths were measured.
