MWIR/LWIR/VLWIR ICIPs—the utmost performance at room temperature

This paper presents the highest, to the best of our knowledge, performance reached for interband cascade detectors at VIGO Photonics, versus absorbers' doping, thicknesses, and number of stages, for the 50% cut-off wavelength (<i>λcut-off(50%)</i>, the spectral response drops to 50% of its peak value), ranging from 6.1 to 13.9 µm and operating at room temperature (293 K). All analyzed devices were based on the InAs/InAsSb type-II superlattice (T2SL), where subsequent cells were connected by heavily doped p+/n+ tunneling junctions. In the case of detectors optimized for the LWIR/VLWIR ranges, GaAs immersion lens technology was used to maximize performance. The peak detectivity (<i>D</i><i>p</i><i>e</i><i>a</i><i>k</i>∗) ranges from 7.46 × 107 Jones for the detector with <i>λcut-off(50%)</i>~13.9 µm, to 1.2 × 109 Jones for <i>λcut-off(50%)</i>~10.1 µm.
