Ultra-sensitive Self-Powered InGaAs Nanowires for Infrared Photodetection and Imaging

We demonstrate a self-powered, high-speed InGaAs/ITO radial heterojunction nanowire array photodetector, achieving ultra-sensitive detection down to 6.5 pW at near-infrared, and single-pixel imaging under weak light illumination for a wide range of applications.
