Distributed-feedback InP-based laser diode on high-thermal conductivity silicon carbide substrate
A distributed-feedback (DFB) laser diode on high thermal conductivity silicon carbide substrate has been shown. CW optical power operation with low current-driven red shift, and threshold current density of 4.8 kA/cm 2 has been shown.
