Improving the Electrical and Thermal behavior in Junctionless NC-VSTB FET through Structural Optimization

This article delves into the enhancement of electrical and thermal performance in negative capacitance junctionless vertical super thin body (NC-JLVSTB) field-effect transistors (FETs) by optimizing the ferroelectric (FE) layer thickness (tfe) and gate oxide materials (HfO2, Al2O3, and Al2O3+ HfO2) using TCAD simulation.
