FeOx-Based Fully Photon Regulated Bidirectional Biomimetic Synapse for In-Memory Computing

Fully photon regulated biomimetic synapse with bidirectional photo response (BPR) has the capability to integrate the light sensing and information processing features. In this letter, we propose an iron oxide (FeOx) based biomimetic optoelectronic synapse (BOS), where the photo current is modulated bi-directionally under green and red light stimulations. Spike- intensity, -width, and -interval dependent plasticity behaviors along with multi-level characteristics are emulated by utilizing the photo-excitation and photo-inhibition phenomena of FeOx-based BOS. The Vision Transformer (ViT) model is designed and simulated to classify face images of Yale dataset through leveraging the reversibly tuned photo current. With these multifunctional features, the proposed device is a promising candidate for optoelectronic synapse and in-memory computing applications.
