Wavelength-Stabilized Multi-Active Region DBR Ridge-Waveguide Lasers for High Peak-Power Pulsed Operation
Nanosecond pulsed high peak-power diode lasers emitting around 905 nm are essential components in various applications such as light detection and ranging (LIDAR) in autonomous vehicles [1]. While their compactness, robustness, and power- and cost-efficiency offer a distinct advantage, achieving high-power levels in combination with good lateral beam quality in a narrow spectral bandwidth, required for medium-range sensing, remains challenging. As a solution, we developed 6 mm long slightly tapered ridge waveguide (TRW) distributed Bragg reflector (DBR) lasers with three active regions separated by tunnel junctions placed in a common vertical waveguide [2], [3].
