A Novel High-Power and High-Speed Modified Uni-Traveling-Carrier Photodetector

A photodetector is designed by means of Gaussian doping in the collection layer to achieve high-power and high-speed output. The saturated radio-frequency (RF) output power of this device at 40 GHz reaches 29.11 dBm, which is 99.5% higher than existing devices.
