XNOR Logic Implementation Using a Single Steep-Switching Positive Feedback Device

In this paper, we propose the implementation of XNOR logic operation within a single positive feedback (PF) device using a novel scheme. The PF operation based on the floating body effect and band-to-band tunneling (BTBT) phenomenon was experimentally observed and further analyzed through TCAD simulation. By fixing <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$\boldsymbol{V}_{\mathbf{G}1}$</tex>, the output logic state can be controlled by dividing the <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$\boldsymbol{V}_{\mathbf{G}2}$</tex> range into distinct regions corresponding to logic ‘0’ and ‘1’. These results suggest a promising pathway toward miniaturization and high-density integration of logic circuits, with potential applicability to the design of next-generation digital computing architectures.
