Design and Simulation of Ac to Dc Battery Charging System With Sic MOSFET as H2PAK and HIP247 Package

This study investigates the impact of different packaging-HiP247 and H2PAK-on the switching performance of SiC MOSFETs through double pulse test (DPT) simulations using manufacturer-provided SPICE models in MATLAB/SIMULINK. Results show that although both packages exhibit similar electrical characteristics, their power losses are approximately same, indicating negligible difference in efficiency due to packaging. Furthermore, the total switching power loss of conventional Si-based IGBTs is more than 10 times higher compared to SiC devices under the same test conditions. These DPT results were further integrated into a DC-DC buck converter within an AC to DC battery charging system simulation. The use of pre-generated power loss look-up tables significantly reduced simulation time, highlighting the practicality of this method for systemlevel power analysis.
