Non-volatile Ferroelectric Modulation Polarization Detection in Self-Powered α-In2Se3/MoS2 Heterojunction Photodetectors

Two-dimensional (2D) material-based self-powered photodetectors are gaining increasing attention due to their low power consumption and excellent optical response at atomic thicknesses. However, high-performance and tunable self-powered photodetectors based on 2D materials still require further exploration. In this study, we demonstrate a self-powered photodetector based on the α-In<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">2</inf>Se<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">3</inf>/MoS<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">2</inf> heterojunction, where the ferroelectricity of α-In<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">2</inf>Se<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">3</inf> provides tunability to the device. The device also exhibits polarization detection capabilities, with ferroelectric polarization modulation achieving dichroism ratios of 1.62 and 1.95, providing an energy-efficient approach for tunable polarization detection. Finally, the device was successfully applied to simulate photonic synapse characteristics. Our results contribute to the design and development of tunable self-powered photodetectors and provide a strategy for ferroelectric modulation of polarization light response.

Abstract

Two-dimensional (2D) material-based self-powered photodetectors are gaining increasing attention due to their low power consumption and excellent optical response at atomic thicknesses. However, high-performance and tunable self-powered photodetectors based on 2D materials still require further exploration. In this study, we demonstrate a self-powered photodetector based on the α-In<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">2</inf>Se<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">3</inf>/MoS<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">2</inf> heterojunction, where the ferroelectricity of α-In<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">2</inf>Se<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">3</inf> provides tunability to the device.
