Multi-functional optical microwave generator based on monolithically integrated self-feedback semiconductor laser

We propose and fabricate a monolithically integrated two-section semiconductor laser based on direct modulation and optical amplified feedback, where the adjustable optical self-injection feedback could induce rich nonlinear dynamics, further providing access to a single-frequency and wideband microwave source simultaneously. For tunable single-frequency microwave signals, we have achieved a compact electro-optic oscillator system through direct modulation and monolithically integrated amplified feedback, eliminating the need for external modulators and tunable microwave filters, which achieve both compactness and frequency tunability. Meanwhile, for wideband microwave signals, the laser chip could be developed as a monolithic chaotic laser source, which is utilized to generate high-speed random numbers.
