180Gb/s High-Speed Electroabsorption Modulator (EAM) integrated with DFB Laser using Traveling-Wave electrode for bandwidth enhancment

We demonstrated a BH high-speed electroabsorption modulation laser (EML) with traveling wave electrode for decreasing microwave reflection, leading to bandwidth improvement. >20dB extinction ratio, >65GHz bandwidth, 110Gb/s NRZ and 180Gb/s PAM-4 eye diagrams was achieved.

Abstract

We demonstrated a BH high-speed electroabsorption modulation laser (EML) with traveling wave electrode for decreasing microwave reflection, leading to bandwidth improvement. >20dB extinction ratio, >65GHz bandwidth, 110Gb/s NRZ and 180Gb/s PAM-4 eye diagrams was achieved.
