A General Auto Configured Characterization Test Program Generation Solution on Advantest V93000 ATE Platform

Characterization (char) Test Program verifies the minimum power supply voltage, leakage current, and analog characteristics required by each corner chip at different operating frequencies and temperatures to combine the client's application conditions and ultimately define the ATE test conditions. A characterization auto generation solution is proposed at advantest V93000 platform and users only need to define file path information and describe char test plan as required.
