Breast Cancer Detection using T-gated Reconfigurable Field Effect Transistor-based Biosensor

This work introduces a T-gate cavity with drain electrode beneath program gate reconfigurable FET (TCDP-RFET) biosensor for breast cancer cell detection. The T-gate near the source improves biomolecule accessibility, enhancing gate-to-channel coupling, whereas reconfigurability allows it to operate in both p-mode and n-mode. The drain electrode beneath program gate effectively surpasses ambipolarity, improving detection reliability. The dual-cavity structure ensures precise biomolecule immobilization, enabling detection of MCF-10A and T47D cancer cells based on distinct dielectric properties. Simulation demomstrates I<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">ON</inf> sensitivities of 12,256 in p-mode and 6,920 in n-mode, outperforming GaAs-GAAE-FET and DM-DPDG-TFET biosensors by 1471% and 2351% enhancement, respectively. These advancements establish TCDP-RFET biosensor as a superior, highly -sensitive biosensor, paving the way for real-time, label-free cancer diagnostics.
