Enabling 3D Integration: Full pattern wafer die shape characterization using Wave Front Phase Imaging at 8μm lateral resolution

This paper presents a case study on the enhancement of 3D integration through Wave Front Phase Imaging (WFPI) shape measurements, enabling precise die shape characterization with 8μm lateral resolution. A full-pattern wafer analysis at the end of the line is demonstrated, providing high-accuracy measurements of individual dies. These measurements are essential for ensuring optimal alignment and compatibility in 3D integrated circuits (ICs), thereby improving stacking accuracy and overall performance. As 3D ICs become increasingly critical in advanced semiconductor manufacturing, the ability to achieve precise die shape characterization will play a pivotal role in future technological advancements.
