Design of Ge/GeSiSn Quantum Cascade Laser and Detector

We present a feasibility study of lattice-matched Ge/GeSiSn quantum cascade structures that can be potentially developed into quantum cascade lasers and detectors in longwave infrared based on intersubband transitions. The optical transitions and carrier transport all occur within the L-valley of the conduction band.

Abstract

We present a feasibility study of lattice-matched Ge/GeSiSn quantum cascade structures that can be potentially developed into quantum cascade lasers and detectors in longwave infrared based on intersubband transitions. The optical transitions and carrier transport all occur within the L-valley of the conduction band.
