Design and Simulation of Dual-Gate Hybrid Structure of Pentacene/Graphene for Enhanced Electrical Performance

A dual-gate organic thin-film transistor (OTFT) in-corporating a pentacene/graphene hybrid structure and graphene electrodes has been designed and simulated to optimize electrical performance. The inclusion of graphene electrodes enhances charge injection and switching capabilities, making the hybrid OTFT a strong candidate for high-performance, flexible electronic applications. Moreover, the dual-gate architecture provides superior electrostatic control over the channel, mitigating short-channel effects and improving overall stability. The integration of graphene electrodes further enhances charge transport by reducing contact resistance, reinforcing the device's potential for next-generation flexible electronics.

Abstract

A dual-gate organic thin-film transistor (OTFT) in-corporating a pentacene/graphene hybrid structure and graphene electrodes has been designed and simulated to optimize electrical performance. The TCAD-simulation utilizes bottom contacts, pentacene as the organic semiconductor, and Al<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">2</inf>O<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">3</inf> as the gate dielectric, resulting in enhanced charge carrier mobility, lower power consumption, and improved device stability. The simulation outcomes reveal an Ion of -1.082 × 10−5 <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$\mathbf{A},\ Ioff$</tex> of -93.99 A, and an <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$I_{on}/I_{off}$</tex> ratio of 1.151 × 10−7, alongside a sub-threshold swing of -139.50 V/decade and a threshold voltage of 0.249 V, ensuring effective current modulation and energy-efficient operation. The inclusion of graphene electrodes enhances charge injection and switching capabilities, making the hybrid OTFT a strong candidate for high-performance, flexible electronic applications.
