A SiGe D-Band Frequency Tripler Utilizing a Single-Sideband Mixer

This paper presents a D-Band frequency tripler’s design and measurement results implemented in Infineon’s B11HFC 130nmSiGe BiCMOS technology with an f<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">t</inf> and f<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">max</inf> of 250GHz/370GHz respectively. The proposed tripler combines a bootstrapped Gilbert cell-based doubler and a Gilbert cell-based single-sideband mixer (SSBM) with broadband I/Q-couplers to achieve a high harmonic rejection of the fundamental frequency. Measurements show an overall harmonic rejection of 21dBc and an output power of -5.5dBm at the center frequency of 140GHz. The maximum conversion gain equals 2.45dB and shows a 3dB bandwidth of 25.4GHz.
