Performance investigation of Nano-wire Biosensor using Junction-less Gate-All-Around MOSFET
This article examines the Dielectric-Modulated Junctionless Gate-All-Around (DM-JL-GAA) MOSFETs for Biosensing applications. The Study explore the sensitivity of the proposed device using high-K oxide, considering various biomolecules such as biotin, streptavidin, Protein A APTES, and DNA within the cavity. The device demonstrates optimal performance in term of the I<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">ON</inf>/I<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">OFF</inf> current ratio, ON current and OFF current. Additionally, performance parameter such as subthreshold slope, drain- induced barrier lowering, and central potential are analyzed to detect the biosensor within the cavity. The study finds that the OFF current decreases with an Increasing dielectric constant, leading to a higher ON/OFF current ratio for higher dielectric constants.
