Nanogap Sequestered Dielectric Modulated Gate Engineered Carbon Nanotube Bio-FET based Bio-Sensor

A nanogap sequestered dielectric modulated gate engineered carbon nanotube (GECN) Bio-field-effect transistor (FET)-based bio-sensor suitable for biosensing applications related to breast cancer is proposed. A comprehensive analysis was conducted on the GECN BIO-FET, focusing on different biomolecules namely MCF-10A with relative permittivity as 4.5 is referred as Biomolecule1, Hs578T with relative permittivity as 22 is referred as Biomolecule2 and MDA-MB231 with relative permittivity as 24.5 is referred as Biomolecule3. These biomolecules were inserted in the dielectric and by varying the permittivity of the dielectrics in GECN BIO-FET, the movement of charges in the carbon nanotube-based plasma region is changed, thereby altering I ds , g m , g d , SS and other related parameters. Higher sensitivity is achieved in proposed GECN BIO-FET over conventional CN Bio-FET. An analytical (mathematical) model has also been proposed for GECN Bio-FET-based bio-sensor and the analytical/mathematical results are consistent with their counterpart i.e. simulated results.
