Beyond 100GHz operation of AlN-glass hybrid sub-mount for high-speed EML assembly

An AlN-glass hybrid sub-mount that can suppress bandwidth degradation on assembly is proposed and demonstrated. Combining the high-mesa EML and the sub-mount resulted in an operating bandwidth of 106GHz and good eye waveforms at 113GBaud PAM4.
