On-chip InAs-QD mode-locked laser for integrated photonics
We designed, fabricated, and characterized on-chip colliding pulse mode-locked lasers (MLLs) that incorporate high-reflectivity multi-mode interference reflectors (MMIR) on an InAs quantum dot (InAs-QD) platform. 6mm long lasers achieve a colliding pulse mode-locked repetition rate of 13.3 GHz at a wavelength of 1300 nm, with a pulse width in the few ps range. This approach offers significant advantages, including improved mode-locking stability and simplified fabrication through a single-step deep-etch waveguide process, making it ideal for on-chip short pulse sources.
