High-power high-beam-quality 1550-nm-wavelength InP-based photonic-crystal surface-emitting laser

In this talk, we discuss our recent development of InP-based photonic-crystal surface-emitting lasers (PCSELs) featuring a double-lattice photonic-crystal structure designed for high-power single-mode operation at a wavelength of 1550 nm. The 1550-nm PCSELs are attractive for applications requiring eye safety, such as light detection and ranging (LiDAR) and Free-Space Optical Communications (FSO). We demonstrate output powers exceeding 300 mW under CW conditions at 25°C. Furthermore, our devices exhibit highly stable single-mode oscillation with a side-mode suppression ratio of over 60 dB and a narrow divergence angle below 1° at injection currents up to 2 A and temperatures ranging from 15°C to 60°C. These results indicate that our PCSELs are promising light sources for applications requiring high-power, single-mode, and high-beam-quality characteristics at the 1550 nm wavelength.
