Heterogeneously integrated quantum dot lasers for 300mm silicon photonics
We report on our latest progress on quantum dot lasers heterogeneously integrated with 300mm silicon photonics. The lasers show linewidth enhancement factor near zero, indicating the capability for high feedback tolerance, which enables isolator free operation. We demonstrate this concept by using a heterogeneous III-V/Si quantum dot laser with a silicon microring modulator in the presence of optical feedback of up to -13dB without degradation to eye quality for a 128 Gb/s PAM-4 signal. The lasers also demonstrate robustness at high temperatures, with lasing observed beyond 150C.
