A Noise Circulating VCO with Switch-Coupled Inductors Achieving Linearized Kvco for Sub-6G Communication Applications in 22nm CMOS

This paper presents a noise circulating VCO with switch-coupled inductors achieving linearized Kvco for Sub-6G communication applications in a 22nm CMOS technology. The switch-coupled inductors are utilized to enable VCO operate in different modes for achieving wide frequency coverage without significantly impacting phase noise. NMOS and PMOS varactors are employed to make the variation amplitude of Kvco smaller, which results in a lineared Kvco. The exhibits a wide tuning range from 19.8 to 23.7GHz, achieving a 17.9% tuning range. It has exhibited a phase noise of -110.8dBc/Hz at 1MHz offset from the 19.8 GHz carrier frequency and consumes 6.8 mW of power.
