Oppositely Doped Core-Shell Junctionless Nanowire FET based Biosensor: Proposal and Optimization

Dielectric-Modulated (DM) Field-Effect Transistors (FETs) have garnered considerable attention for their ability to detect biomolecules. This work proposes a novel Oppositely Doped Core-Shell Junctionless Nanowire FET with Dual Material Gate based biosensor for the detection of neutral biomolecules. The proposed biosensor is optimized in terms of cavity position (either on the drain side or the source side) and cavity length. Furthermore, after the cavity position and length are optimized, the sensing capability of the proposed biosensor is evaluated through its electrical parameters. The analysis reveals that the proposed device structure functions as an extremely sensitive and label-free biosensor.
