Robust and Efficient Implementation of Design for Testability in Integrated Circuits

Design for Testability (DFT) is essential in modern Integrated Circuit (IC) design, particularly as transistor sizes shrink and the complexity of IC's increases. Ensuring reliable testing methodologies becomes paramount to maintaining chip reliability amidst escalating fault densities. The paper focuses on implementing DFT techniques to enhance testing efficiency and effectiveness. Key components like JTAG compliant Registers, IJTAG-controlled Segment Bits, Memory Built-in Self-Test, Memory repair modules, and Boundary Scan mechanisms are strategically integrated into the design. Automatic Test Pattern Generation (ATPG) and thorough simulations validate the effectiveness of these DFT strategies. The research emphasizes the importance of the requirement and design of the security feature for the IJTAG network to provide protection against unauthorized access of the network ensuring the improvement in robustness of the Integrated Circuit.
