Abstract

We present high-performance 2.05 <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$\mu \mathrm{m}$</tex> laser diodes operating at room temperature based on an antimony-free InP-based quantum well structure. Superluminescent diodes with a record 3-dB bandwidth of 106 nm and low ripples are also reported.
