Wide Bandwidth and High Responsivity Photodiodes Utilizing Aperiodic Distributed Bragg Reflectors

Modified uni-traveling-carrier photodiodes with aperiodic distributed Bragg reflectors are proposed for high responsivity and wide bandwidth. The fabricated 6-µm diameter PD demonstrates a 3-dB bandwidth of 122 GHz with 0.29 A/W peak responsivity.

Abstract

Modified uni-traveling-carrier photodiodes with aperiodic distributed Bragg reflectors are proposed for high responsivity and wide bandwidth. The fabricated 6-µm diameter PD demonstrates a 3-dB bandwidth of 122 GHz with 0.29 A/W peak responsivity.
