Research on the Resonance of Photodiode with a Collector for Terahertz Communication

A terahertz band photodiode (TB-PD) is proposed that utilizes resonance to achieve a flat frequency response. For -4V, the <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$30-\mu \mathrm{m}$</tex> -diameter device exhibits 3dB flatness in the range of 267-451GHz and -3.8dBm@333GHz of output power.

Abstract

A terahertz band photodiode (TB-PD) is proposed that utilizes resonance to achieve a flat frequency response. For -4V, the <tex xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">$30-\mu \mathrm{m}$</tex> -diameter device exhibits 3dB flatness in the range of 267-451GHz and -3.8dBm@333GHz of output power.
