Design of Modified Mushroom-Type Near-Ballistic Uni-Traveling-Carrier Photodetectors

We report a mushroom-type near-ballistic Uni-traveling-carrier photodetector, achieved by scaling down both the active and depleted region areas. This well-designed device achieves a bandwidth of 109 GHz and a responsivity of 0.47 A/W.
