Achieving Light-induced Bipolar Photoresponse by Balancing the Carrier Transport Behavior for Reprogrammable Photoswitching Logic Gates

We construct an electrolyte-assisted p-AlGaN/n-Si nanowires photodetector with light-induced bipolar photocurrent by modulating the balance of bipolar charge transfer behavior between p-AlGaN/electrolyte interface and p-AlGaN/n-Si interface. Based on this device, we implement four logic gates ("NOT", "OR", "XOR", and "NAND") on a single device platform.

Abstract

We construct an electrolyte-assisted p-AlGaN/n-Si nanowires photodetector with light-induced bipolar photocurrent by modulating the balance of bipolar charge transfer behavior between p-AlGaN/electrolyte interface and p-AlGaN/n-Si interface. Based on this device, we implement four logic gates ("NOT", "OR", "XOR", and "NAND") on a single device platform.
