Enhanced Diagnosis of Failing Bits in Memory Built-in Self-Test
The diagnosis of failing bits in embedded memories pose significant challenges in the current SoC industry. Overcoming these challenges is crucial as it enables improved yield, enhanced product quality, and increased overall reliability of SoC devices. By developing robust diagnosis methods, the industry can address these challenges and ensures efficient production and reliable performance of memory components. In this paper, we present a case study that uses the enhanced stop-on-error (ESOE) approach of a Memory Built-In Self-Test (MBIST) controller IP. ESOE provides efficient access to key fail bit information in internal registers of the controller, enhancing diagnosis results accuracy. It also assists in streamlining the debugging procedures, ultimately promoting more efficient troubleshooting mechanisms.
