180° Reflection-Type Phase Shifter Using GaAs pHEMT Technology
The results of reflection type phase shifter (PS) monolithic integrated circuits study are presented. Considered PS provides 180° phase shift and operates in 7 – 11 GHz frequency range. The investigated PS are made in the form of microwave monolithic integrated circuit (MMIC) based on the 0.5μm GaAs pHEMT technology. Phase shifter circuits are designed using Lange couplers. Studies of various variants of folded Lange coupler topology were carried out to reduce the MMIC chip size. It was shown that coupler topology modification allows to decrease PS dimensions more than twice with insignificant deterioration of its frequency responses. Comparative phase shifter characteristics allowing to rationally choose PS circuit are given.
