A Segmented Hybrid CAM for High Speed Application Using FinFET

This work presents a high-speed, power-efficient content addressable memory (CAM) that enables parallel lookups for fast matching with minimal power impact. The design introduces three key innovations firstly pre-charge free operation, which eliminates additional node charging time, enhancing search speed and reducing power consumption; secondly a Hybrid Match Line (HML) structure that balances power and delay by combining the high speed of NOR and low power of NAND; and finally a local searching technique that further reduces search time. These innovations collectively improve performance significantly. Implemented using 20 nm FinFET technology for a 1 × 32 memory array. Compared to the best existing designs, this CAM shows a 87% speed improvement and a 88% better energy, and 96% improvement in Energy- delay product(EDP).
