SiGe and CMOS Technologies for Wireless PA Applications
The paper reviews SiGe and CMOS based designs for different power amplifier applications including WiFi, 5G FR2 (mm-wave from $\mathbf{2 4}-\mathbf{7 1 G H z}$) and Autoradar including 140 GHz. The specific system requirements and design approaches are discussed and then recent results in SiGe BiCMOS, planar FETs, FDSOI and Finfets are compared. CMOS based PA designs are typically more cost effective for the same performance level. The pros and cons of different design approaches and technologies used are presented. Technology and design considerations which impact the total estimated cost are also discussed.
