A 220-GHz 50-Gb/s Silicon-Based Transmitter and Receiver System with Chip-to-Waveguide Transition

A 50-Gb/s 220-GHz 130 nm-SiGe transmitter (Tx) and receiver (Rx) system with low-loss chip-to-waveguide transition is presented in this paper. To support the high-data-rate wireless communication, a high-efficiency frequency tripler, a high-gain high-linearity power amplifier (PA), a noise-reduction low noise amplifier (LNA) and a Gilbert-like-topology mixer are employed in Tx and Rx. A low-loss chip-to-waveguide transition is utilized to enhance the coupling efficiency from the on-chip antenna to the standard WR4 (170-260 GHz with aperture of 1.092 × 0.546 mm2) waveguide interface, facilitating the terahertz (THz) band long-distance wireless communication. Wireless transmission experiments demonstrate that the proposed Tx and Rx system achieve a 50/20 Gb/s data rates with 16-QAM modulation at a distance of 0.3/50 meters, respectively.
