A W-Band Frequency-Doubling Phase Shifter for Concurrent Signal Doubling and Phase Shifting

This paper presents a W-band frequency doubled phase shifter (FDPS) using 65-nm CMOS technology, functioning as both a frequency doubler and a 6-bit phase shifter. The FDPS comprises a quadrature generation network and an active FDPS core. Simulation results show a conversion gain of -17.31 dB with a 50 GHz input and harmonic rejections better than 18 dBc. Within the 90-110 GHz bandwidth, the RMS phase error is below 1.70° and the RMS gain error is below 0.63 dB. The FDPS achieves high performance and miniaturization, particularly in the RMS phase and gain error. It consumes 5.83 mW under a 1.2V power supply and occupies an area of 0.04 mm2 without pads, making it suitable for large-scale beamforming applications.
