A Dual Function 300-GHz FMCW Radar and Communication Transceiver Based on a SiGe MMIC

A 300 GHz transceiver with two operating modes is presented. The FMCW radar mode enables high precision measurements, while the communication mode enables the transmission of modulated signals in the THz frequency range. The transceiver is based on a custom developed MMIC fabricated in Infineon’s B12HFC SiGe process with an f<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">t</inf> of 300 GHz and f<inf xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">max</inf> of 600 GHz. In this paper we focus on the radar mode of operation, which achieves a spacial resolution of 3.9 mm with a frequency sweep from 330 GHz to 240 GHz in 5 ms for a target at 0.5 m distance.
