Feedback Tolerant Quantum Dot Lasers Integrated With 300 mm Silicon Photonics
We report on the first quantum dot lasers heterogeneously integrated with 300 mm silicon photonics. The lasers show linewidth enhancement factor near zero, indicating the capability for high feedback tolerance, which enables isolator-free operation. We demonstrate this concept by using a heterogeneous III-V/Si quantum dot laser with a silicon microring modulator in the presence of optical feedback of up to −13 dB without degradation to eye quality for a 128 Gb/s PAM-4 signal.
