Hybrid Organic Carbazole and 4H Silicon Carbide Photodetectors
Organic carbazoles are low-cost materials that can work as hole transport (p-type) layers. They have found a wide range of applications in chemistry, medicine, organic optoelectronics, materials science, and photovoltaics. Because it is widely used in photovoltaics, we have constructed hybrid carbazole and 4H silicon carbide heterostructures and analyzed their performance: we have achieved responsivities as high as 4.87 A/W, rise/fall time on the order of 1 ms, and dark currents ranging from a few microamperes to 3 mA. Replacing the top contact by ITO leads to an increase in responsivities to 7.23 A/W (M2) and 10.41 A/W (M4). The current work may lead to future low-cost photodetectors or be used as building blocks of more complex optoelectronic devices.
